Biography

Yasumitsu Orii received the B.S. in Material Science from the Osaka University, Japan and the Ph.D. from the Osaka University, Japan as well. He is a senior manager of IBM Research Tokyo Science & Technology division and a Senior Technical Staff Member working in 3D Integration. He joined the IBM Japan, YASU, in 1986 and had been a manufacturing and development engineer in Packaging Technologies from a large computer to a mobile product such as notebook computers and HDDs. In 2009, he was transferred to IBM Research Tokyo to focus on the development of 3D packaging and has been a current position since 2012.

Perspective on required packaging technologies for cognitive computing devices

Abstract

High performance computing is being much more required while Big Data are accelerated. However, the conventional von Neumann type computers cannot be good at the high speed image recognition. The research and development of the brain inspired devices become very hot. Such a Non-von Neumann device could process the image recognition with very high speed and super low power consumption. The next generation packaging technologies for the such a new device will be discussed.
